Top contact Organic TFT with spin coated PMMA dielectric and vacuum deposited Pentacene exhibited significant improvement in mobility upon incorporation of a thin layer of Cyclohexane at the insulator/semiconductor interface. For a PMMA thickness of 400nm, mobility increased tenfold from a value of 0.004 to 0.05 cm2/Vs upon use of Cyclohexane. For a thicker PMMA of 850nm also, mobility increased significantly from 0.06 to 0.2 cm 2Vs.-1. It is shown that if PMMA dielectric thickness is scaled to the order of 50nm without seriously compromising gate leakage current, then mobility can be further improved and subthreshold slope as low as 0.4V/decade can be obtained with the PMMA/Cyclohexane/Pentacene system.
